Tokyo (BUSINESS WIRE) - Toshiba Corporation (TOKYO:6502) today announced a new line-up of high performance 2.5-inch HDDs, including a low-noise flagship model that boosts areal density to 477Mbit/mm2 (308Gbpsi) to achieve a capacity of 400GB on just two platters, plus five drives that bring new levels of performance and 7,200rpm rotational speeds to the company's full range of storage capacities.

Mass production of the 400GB MK4058 GSX will start from September, targeting notebook PC and consumer electronic applications. Mass production of the 7,200rpm drives will start in August. The line-up includes the 320GB MK3254 GSY and models with 80, 120, 160 and 250GB capacities.

Toshiba will feature the new drives at DISKCON JAPAN 2008, organized by The International Disk Drive Equipment and Materials Association (IDEMA), which will be held in Tokyo, Japan, from July 22 to 23, and at IFA 2008, one of the world's largest consumer electronics trade fairs, which will be held in Berlin, Germany, from August 29 to September 3.

The MK4058 GSX uses an improved read-write head and enhanced magnetic layer to boost areal density to 477Mbit/mm2 and achieve a capacity of 400GB on only two platters, the highest data density of any of Toshiba's 2.5-inch HDD. A further plus is that acoustic noise during data seek has been reduced by 2 decibels (dB), compared to the company's current top-of-the-line 320GB MK3252 GSX, making operation almost inaudible. As a result, the new 400GB drive is ideally suited for noise-free playback of movies and music on notebook PCs and digital products. These advances are complemented by an improved energy consumption efficiency*2 that makes the MK4058 GSX approximately 20% more efficient than Toshiba's current top-of-the-line MK3252 GSX.

The five other drives that Toshiba has added to its line-up take full advantage of a 7,200rpm rotation speed to boost performance. Compared to the current 200GB model (MK2049 GSY), the 320GB MK3254 GSY improves maximum internal data transfers rate by approximately 14% to support high-speed processing of high volume data, meeting demand for notebook and desktop PCs offering faster performance. The 320GB drives is also 37% more efficient than the MK2049 GSY in terms of energy consumption efficiency*2. All of the drives, available in a line-up of 80, 120, 160, 250 and 320GB capacities, support an optional Free Fall Sensor function, that detects a falling HDD and parks the head before impact.

All the new drives comply with the European Union's RoHS directive*3 for eliminating use of six hazardous substances in electrical and electronic equipment, and the MK4058 GSX is Toshiba's first halogen-free*4 2.5-inch HDD.

MK4058 GSX achieves an areal density of 477Mbit/mm2, by the result of improving the read-write head and of an enhanced magnetic layer. With the same two platter design as Toshiba's current 320GB design, the new model offers a 400GB capacity, the largest yet achieved, while retaining the 9.5mm thickness of its predecessor.

2. 2dB acoustic noise reduction in data seek.
Toshiba has directed its latest advances in HDD technology to reduce noise by 2dB, suppressing it to a level where users can playback movies and music without any noise distraction during data seek.

Toshiba achieves higher hole mobility for future generation CMOS technology by twisted direct silicon bonding technology

Tokyo (BUSINESS WIRE) - Toshiba Corporation (TOKYO:6502) today announced that, together with IBM Corporation, it has developed a higher performance CMOS FET, a high priority for advanced system LSI. The new technology matches the highest possible performance, and opens the way for further advances in process technology. Toshiba and IBM announced the achievement on June 19, at the VLSI Symposia 2008, in Honolulu, Hawaii, U.S.A.

High performance, low power and scalability have won CMOS technology a central place in semiconductor technology, a position now under threat as CMOS scaling edges towards fundamental physical limits that inhibit further advances in transistor performance and migration to finer process technology. As a consequence, the industry is seeking new ways to overcome these challenges. These approaches include adoption of new materials such as High-K and metal gates and new structures. Another way to improve performance is to increase the mobility of electron , or holes, through device channels; direct silicon bonding (DSB) wafers, a bulk CMOS hybrid type wafer that bonds (100) and (110) substrates, is a recognized candidate for advancing this approach.

In developing the new methodology, obtaining standard (100) silicon wafers by rotating the plane of the (100) layer by 45 degrees and thinning the DSB layer of the (110) substrate, Toshiba and IBM have successfully integrated technology with improving 10% delay of the ring oscillator than achievement compared to conventional DSB substrate 0 degree (100) wafers, which bonds to a wafer two silicon substrates, a (100) and a (110) substrate. The development improved the ring oscillator delay to a point of 30% than the standard (100) wafers. The achievement can be integrated with technologies that can reach even higher advances.

CMOS makes use of two types of transistors: positively-charged field effect transistors (PFETs), and negatively charged FETs (NFETs). For PFETs, hole mobility is known to achieve a higher performance on a substrate with (110) surface-orientation than on a substrate with (100) surface-orientation. However, for NFETs, electric charge mobility deteriorates on a substrate with (110) surface-orientation, compared to mobility on a substrate (100) surface-orientation. Toshiba and IBM achieved the newly announced performance using new hybrid-orientation technology fabricated on a hybrid substrate with different crystal orientations to achieve significant PFET performance improvement without any deterioration in NFET performance.

Toshiba is studying various technologies for future advanced devices, and believes that the new technology is a step forward to more powerful practical devices.

Technology: Toshiba's new variability aware modeling for design layout to boost gate density

Tokyo (BUSINESS WIRE) - Toshiba Corporation (TOKYO:6502) today announced that it has developed a new compact model for circuit design that achieves higher gate density and improved cost-performance in next-generation 45nm CMOS technology.

By applying this technique, gate density for 45nm CMOS technology is boosted to 2.6 times higher than that of 65nm CMOS technology, and surpassing the gain of 2.0 times that is the typically expected technology trend in generational migration.

Circuit design layout, particularly proximity (proximity effect), is the dominant factor in the variability of transistor performance, and gate density also plays an important role in chip cost. By applying this technique to the design in 45nm CMOS technology, Toshiba achieves both high performance and cost competitiveness in system LSI.

The newly developed technique was reported on June 18th at Session 9.3 of Symposia on VLSI Technology 2008, in Honolulu,
Hawaii, USA.

Toshiba has developed the new technique, which predicts the performance of each transistor individually, by focusing on factors dependent on circuit layout. In 65nm CMOS technology, gate length, gate width and the distance between the gate and isolation area (see Fig. 1) are considered in design, as major factors affecting transistor performance.

In advanced 45nm CMOS technology and beyond, additional factors such as the space of gates and locations of contacts (see Fig. 2) are modeled and fed into the design. Toshiba's new technique estimates each transistor characteristics and feeds them into the circuit design. As a result, Toshiba has achieved higher gate density without increasing the margin for variability in design.

Advances in process technology have required shorter gate lengths in CMOS process technology, and application of stress enhancement techniques1 has proved effective as a means to improve transistor performance.

However, from the 45nm CMOS generation, gate length scaling will advance significantly, and the application of stress enhancement techniques will produce complicated variability as a result of dependence on layout in the design. This issue could be evaded in earlier generations by setting an additional design margin for safer design or by restricting the pattern and design. However, this approach sacrifices improvement in gate density and is insufficient for the 45nm CMOS generation and beyond.

1 Stress enhancement technique: Increasing carrier mobility in CMOS transistor is an effective means to obtain better transistor performance. Carrier mobility can be modulated by applying strain at transistors. Toshiba new technique utilizes this phenomenon. Various techniques for effectively imposing stress at the transistor channel area have been proposed, for example, forming stress films over transistors, or embedding stress films on both sides of the transistor gates. However, these stress enhancement techniques create a complicated proximity effect dependant on actual transistor layout and causes concerns for increased variability in transistor performance.

Tokyo (BUSINESS WIRE) - Toshiba Corporation today announced a new line-up of 1.8-inch hard disk drives (HDD) adopting a serial ATA interface, including the industry's first(1) drive of this type with a capacity of 160 gigabytes. The new 160GB drive, MK1617 GSG, and an 80GB drive, MK8017 GSG, will enter mass production in August.

Toshiba's new 1.8-inch HDDs boost interface speed to 1.5Gbps and offer a rotation speed of 5,400 rpm, faster than the current generation of Toshiba 1.8-inch HDD (MK1214 GAH, parallel ATA, 120GB). By realizing the industry's first 160GB 1.8-inch drive with a serial ATA interface, Toshiba assures that mobile PCs will be able to meet the most demanding user needs.

The new MK1617 GSG drive is more environmentally efficient than Toshiba's current MK1216 GSG (120GB) model, and raises energy consumption efficiency, as defined under the Japanese legal standard, to 0.00281 W/GB, a 25% improvement. The drive improves the maximum internal data transfer rate by approximately 17%, and supports faster data access in reading and writing that enhances overall performance.

Toshiba to participate in new company created by NRG Energy

Toshiba to participate in new company created by NRG Energy to promote ABWR Nuclear Power Plants in North America - will also be prime contractor for first ABWR Nuclear Power Plants in the United States--


Tokyo - Toshiba Corporation (TOKYO:6502) today announced that it will invest USD 300 million in a new company formed by NRG Energy, Inc, one of the largest diversified energy providers in the United States. The recently formed company, Nuclear Innovation North America LLC, will promote the deployment of ABWR (advanced boiling water reactor) nuclear power plants in North America.

The Nuclear Innovation North America also will support the smooth development of the South Texas Project (STP) units 3 and 4 projects. NRG and CPS Energy, the electric utility for San Antonio, Texas, are currently developing STP units 3 and 4.
These two plants, currently at the permitting and construction planning stage, will be the first ABWR nuclear power plants in the United States and are scheduled to start operation in 2015 and 2016, respectively.

Toshiba last year signed a project services agreement for STP units 3 and 4, under which the company is carrying out key pre-engineering work and procuring major components with long lead times. Toshiba was recently selected by NRG and CPS Energy to be the prime contractor for the development of the South Texas Project (STP) units 3 and 4 nuclear power plants. Toshiba is now responsible for all engineering work prior to the start of plant construction, for the procurement of major equipment and components, and for supporting the licensing process. The final contract for the two plants, including the construction phase, is expected to be finalized by this summer.

As a partner with the Nuclear Innovation North America, Toshiba will also serve as the prime contractor for all future Nuclear Innovation North America projects.

Toshiba signs general framework agreement with Atomenergoprom to explore collaboration in civilian nuclear power


Tokyo (BUSINESS WIRE) - Toshiba Corporation today announced that it has signed a general framework agreement with Atomenergoprom (Joint Stock Company "Atomic Energy Power Corporation"), Russia's state-owned nuclear energy company, to explore collaboration in the civilian nuclear power business field. The discussion under the agreement will take place within the framework for the peaceful use of nuclear energy currently being envisaged by the Japanese and Russian governments.

Based on the agreement, the parties will start feasibility studies to consider cooperation which includes designing and engineering to construct commercial nuclear power plants, manufacturing and maintenance of large equipment, and front-end civilian nuclear fuel cycle business.

Complementary relations between the two companies could lead to the establishment of a strategic partnership. The agreement could also contribute to stable and secure supply of services in front-end civilian nuclear fuel cycle in Japan, the United States and elsewhere.

In signing this agreement, the parties proceed from the fact that an important global task is the development and implementation of safe, clean and efficient production systems for nuclear power. Mutually complementary cooperation between Toshiba and Atomenergoprom will have a positive synergetic effect on making the global nuclear renaissance more foreseeable, assured and feasible.

The cooperation between the two companies will be strictly limited to the peaceful use of nuclear power and will be undertaken within the current and future framework of cooperation between the two countries' governments, as well as the international framework for peaceful use of nuclear power. If any technology exchange should occur in the future, it will be only conducted in accordance with the international agreement and national legislation of relevant countries. This agreement is fully consistent with the goals and objectives of the Global Nuclear Energy Partnership (GNEP). Russia, Japan and the United States have all affirmed their support for GNEP.
